Just sorting junk and came across a copy of Proc of IEEE 1981 about fundamental
limits in electronics.

Apparently it will be impossible to make MOSFETs or MESFETs with channel lengths
less than 50nm.

I understand next gen devices will be down to 45nm and 20nm devices already exist.

That was 20 years ago, and they weren't far wrong, factor of two or
so. Not too bad, really.

45nm is not expected to be the limit.
I've seen stuff that suggests 10nm

It's a bit like Moore's Law and how that's supposed to stop in about 15yrs, no
matter whether it's an opinion offered in 1980 or 2004

Meanwhile we have self asembling carbon nanotube transistors as a possible
replacement when 10nm silicon hits the buffers. Not to mention going 3D.

I expect that around 2020 people will be opinining that Moore's Law will run out
of steam sometime in the 2030s

By that time, if processing power doubles every 18 months, the average PC will
execute around 1000 TFLOPS
